Question 7: MOS, solve Assume our usual nMOS model where: Ohmic region ID kVDs(Ves - Vr) when Active region ID k(Vcs Vr)2 when Consider the following circuit and the family of IV characteristic curves. MOSFET Current-Voltage Characteristics 50 GS-VTH ?3 35 30 25 20 GS VTH 15 GS-VTH 1 10 12 13 Vos [VI DS You are given that VTH-1 , VDD 6 V. and RD 1200 ?. Use the Ip-VDs characteristics to find the transitor parameter k and the value of Ves that produces VDs 0.32 V X 0% VGs4 100% This question is complete and cannot be answered again. Correct answer k 5.0 mA/V2

Explanation / Answer

ID = K *  (VGS - VTH )2

45mA = K* ( 3 )2

K = 45mA / 9 = 5mA / v2 .

K =  5mA / v2.

In the above equation we have taken that  VGS - VTH = 3V

But given that VTH = 1 V ,From this VGS = 3 + VTH = 3 + 1 = 4V.

So the values of K and VGS are K = 5mA / v2.

and VGS = 4V.
